Abstract
DISSIPAÃÃO DE CALOR LATERAL DE CIRCUITO INTEGRADO 3-D.Ao preencher um intervalo de ar entre os nÃveis (31, 32) de um dispositivo IC empilhado com um material termicamente condutor (320), o calor gerado em um ou mais locais dentro de um dos nÃveis pode ser deslocado lateralmente. O deslocamento lateral do calor pode ser ao longo do comprimento total do nÃvel e o material térmico pode ser eletricamente isolante. Vias através de silÃcio (331) podem ser construÃdas em certos locais para auxiliar na dissipação de calor para longe dos locais termicamente problemáticos (310).
