Abstract
A presente invenção refere-se a um processo para cultivar nanofios ou nanopirâmides, que compreende: (I) fornecer um substrato grafítico e depositar AlGaN, InGaN, AlN ou AlGa(In)N no dito substrato grafítico a uma temperatura elevada para formar uma camada tampão ou ilhas de nucleação em nanoescala dos ditos compostos; (II) cultivar uma pluralidade de nanofios ou nanopirâmides do grupo III-V semicondutor, de preferência nanofios ou nanopirâmides de III-nitreto, sobre a dita camada tampão ou ilhas de nucleação no substrato grafítico, de preferência via MOVPE ou MBE.
